This dataset contains all the data, processing and plots for the research in the paper: A Benchmark of Cryo-CMOS Embedded SRAM/DRAMs in 40-nm CMOS. This work investigates various custom CMOS embedded memory designs for use in cryogenic environments. A custom ASIC (application-specific integrated circuit) is used for the measurements at both room temperature (RT) and liquid helium temperature (4.2 K), containing eight different embedded memory designs connected to an embedded processor. The dataset contains MATLAB scripts used to interface with the measurement equipment, upload the embedded processor programs, save the measurement results, and plot the acquired data. All embedded processor programs, measured data (MATLAB workspaces) and scripts used to generate the figures found in the paper are also included.
